Any further details about these samples? (Crystal polytype, carrier level, impurity level, growth method...) Tentatively, from memory, would be of interest. I like this contribution because the transparency shows high-purity, roughly semiconductor grade, and SiC gets used prominently in high-voltage MOSFETs and rectifiers lately.
